Abstract: A potentially cost-effective ion implanter for solar cells has become commercially available very recently. As the emitter dopant profiles differ from the standard diffusions, a combination of process simulation and device simulation is used to predict possible applications as front emitter. The simulations show that ion energies of 10 to 30 keV and doses in the range of 5x1014 to 7x1015 cm -2 are sufficient for reducing the phosphorus peak density and, hence, obtaining cell efficiency levels above 20%, if appropriate surface passivation and wafer materials are used. The simulations strongly indicate, however, that cell efficiency improves only marginally if the cell has a fully metallized rear Al-BSF and a boron-doped Cz base in the degraded state. Simulated cells with a local rear Al-BSF show an efficiency improvement of more than 0.3% absolute in the degraded state.

Abstract: We model currently fabricated industrial-type screen-printed boron-doped Cz silicon solar cells using a combination of process and device simulations. The model reproduces the experimental results precisely and allows us to predict both the efficiency gain after specific cell improvements and the associated thermal budgets. Separating the resistive losses (evaluated for various contributions) from the recombination losses (evaluated in different device regions) allows us to forecast the improvements of the emitter and the rear side necessary such that the recombination losses in the base dominate. We predict that to increase cell efficiency considerably beyond 19.7 %, the base material needs to be improved.

Abstract: Numerical modeling is useful to understand and improve the device performance of solar cells. The freely available simulation software PC1D is commonly used to model one-dimensional semiconductor structures and provides a convenient Graphical User Interface (GUI). Current research, however, relies on the improvement of two- or three-dimensional cell structures. A free software package for two with a convenient GUI is currently not available. The purpose of this work is to close this gap by providing such an Open Source GUI. Our GUI can be used to specify solar cell model parameters, to evaluate the simulation data and to save the results in common file formats. The appearance of the GUI can be adapted by modifying the configuration Excel files that specify the user input panels. Our software solves the fully coupled semiconductor transport equations using COMSOL Multiphysics. The underlying physical model considers diffused layers as conductive boundaries which are characterized by their sheet resistance and by their diode saturation current density. This approach reduces the numerical demands since the space charge regions are not spatially resolved and hence, the number of mesh points decreases.

Abstract: Surface recombination of Si solar cells is effectively reduced by deposition of charged dielectrics, such as positively charged SiNx or negatively charged Al2O3. However, surface passivation of Si by positively charged SiNx layers is well known to deteriorate strongly at low illumination conditions for acceptor densities below 1017 cm-3. Thus, the surfaces of p-Si cells are usually diffused with dopants. A qualitatively similar effect has recently been observed for Al2O3 layers on n-Si. This phenomenon is not well understood and, accordingly, cannot be avoided up to date. We quantify this effect for all relevant dopant and injection densities by means of a physical model that includes a damaged region in a thin layer underneath the passivating layer. The thickness of this layer is 0.1-1 $m in case of SiNx and only 10-100 nm for Al2O3. The damage does not necessarily originate from the deposition conditions alone, but possibly also from the wafer pretreatment. A tenfold improvement of the defect density within the surface damage region is shown to eliminate the problem.

Abstract: The prospective efficiency improvements due to advanced metallisation technology of industrially fabricated Czochralski (Cz) silicon solar cells are assessed by means of highly predictive numerical modelling in two- and three dimensions. The analysis shows that an improved emitter design is only possible with advanced metallisation concepts, and that about 19% efficiency can be achieved with this. Then, the fully metallised back surface field (BSF) limits cell performance. If this BSF is replaced by point contacts without substantial BSF (PERC design), the efficiency is limited to about 20% because the wafer resistivity must be 0.5 $cm at maximum, so Cz material has a very limited carrier lifetime due to the boron-oxygen complex. If local BSFs are formed at the rear point contacts (PERL design), higher wafer resistivities can be used, so the base operates under high-injection conditions where the boron-oxygen complex is less detrimental. However, such improvements to the rear side increase cell efficiency only substantially if the lifetime in the Cz material, in particular its interstitial oxygen density, is reduced.

Abstract: Computer modelling, based on physical models and experimentally determined input values, can accelerate the development of new industrial Si solar cells. The modelling predicts the expected changes in cell performance under altered fabrication procedures such as usage of cheaper Si materials, different geometries or passivation schemes, etc. In this way, both time and money may be saved compared to empirical strategies.

Abstract: We present a two-layer model of natural images that produces outputs similar to Complex Cells. Unsupervised learning using the novel method Score Matching (SM)[1] is used to estimate the model. In contrast to our previous work, both layers are freely learned from the data. The second layer has a very sparse connectivity as predicted by the Hubel and Wiesel Model of primary visual cortex, and describes local dependencies between first layer features.
